東芝：産業用機器の高効率化に貢献する第3世代650V耐圧SiC ショットキーバリアダイオードの発売について

川崎--(BUSINESS WIRE)--（ビジネスワイヤ） --東芝デバイス＆ストレージ株式会社は、産業用機器向けに最新^[注1]の第3世代シリコンカーバイド (SiC) ショットキーバリアダイオード (SBD) 「TRSxxx65Hシリーズ」を発売しました。第3世代SiC SBDの第一弾として、650V耐圧のTO-220-2Lパッケージ品7種およびDFN8×8パッケージ品5種、全12製品の出荷を本日から開始します。

新製品は、新規のショットキーメタルを採用し、第2世代製品のジャンクションバリアショットキー (JBS)構造^[注2]を最適化した第3世代SiC SBDチップを搭載しています。これにより、第3世代製品では、業界トップクラス^[注３]の低い順方向電圧1.2V (Typ.) を実現し、第2世代製品の順方向電圧1.45V (Typ.) と比べて約17％低減しました。また、第2世代製品と比べて、順方向電圧と総電荷量のトレードオフおよび順方向電圧と逆電流のトレードオフを改善しています。これにより、損失を低減し、機器の高効率化に貢献します。
